Diodes Inc launches automotive-compliant 1200V silicon carbide MOSFETs

Power semiconductor product supplier Diodes Inc of Plano, TX, USA has further enhanced its wide-bandgap product range by releasing the DMWSH120H90SM4Q and DMWSH120H28SM4Q automotive-compliant silicon carbide (SiC) MOSFETs. The N-channel MOSFETs respond to the increasing market demand for SiC solutions that enable better efficiency and higher power density in electric and hybrid-electric vehicle (EV/HEV) automotive subsystems like battery chargers, on-board chargers (OBC), high-efficiency DC–DC converters, motor drivers, and traction inverters.

The DMWSH120H90SM4Q is a high-voltage device capable of operating safely and reliably up to 1200VDS, with a gate-source voltage (VGS) range of +15/–4V. It features an RDS(ON) of 75mΩ (typical) at 15VGS. Primarily designed for applications such as OBCs, automotive motor drivers, DC-DC converters in EV/HEV systems, and battery charging systems.

On the other hand, the DMWSH120H28SM4Q also operates at up to 1200VDS, with a gate-source voltage (VGS) range of +15/–4V. However, it offers a lower RDS(ON) of 20mΩ (typical) at 15VGS. This MOSFET is specifically designed for motor drivers, EV traction inverters, and DC-DC converters in other EV/HEV subsystems. The lower RDS(ON) enables efficient heat dissipation in applications requiring high power density.

Both MOSFET products have low thermal conductivity (RθJC=0.6C/W), allowing for drain currents up to 40A in the DMWSH120H90SM4Q and 100A in the DMWSH120H28SM4Q. Additionally, they feature fast intrinsic and robust body diodes with low reverse recovery charge (Qrr) of 108.52nC in the DMWSH120H90SM4Q and 317.93nC in the DMWSH120H28SM4Q. These characteristics enable fast switching performance and reduce power losses.

Diodes, utilizing the planar manufacturing process, has developed these MOSFETs to offer improved reliability and performance in automotive applications. Compared to previous versions, these MOSFETs deliver increased drain current, breakdown voltage, junction temperature, and power rings. They are available in a TO247-4 (Type WH) package, which includes an additional Kelvin sense pin. This pin can be connected to the source to optimize switching performance and achieve even higher power densities.

Both the DMWSH120H90SM4Q and DMWSH120H28SM4Q are AEC-Q101 qualified, manufactured in IATF 16949-certified facilities, and support PPAP documentation. The DMWSH120H90SM4Q is priced at $18 for 1000-piece quantities, while the DMWSH120H28SM4Q is priced at $38 for 1000-piece quantities.

PLANO, Texas: Diodes Incorporated (Diodes) (Nasdaq: DIOD) today broadens its portfolio of automotive-compliant low dropout (LDO) voltage regulators, introducing two device series. The AP7583AQ and AP7583Q series both have 300mA maximum output current and 320mV dropout voltages. These LDOs are highly suited for battery-connected automotive applications. They are aimed at supporting the microelectronics hardware used in body control modules, in-vehicle networking transceivers, electric vehicle (EV) battery-management systems, exterior lighting infrastructure, and instrumentation clusters.

The power-good indicator output, a notable feature found on all devices within the AP7583AQ series, plays a crucial role. It enables continuous monitoring of the power supply, offers fault reporting capabilities, and simplifies power sequencing.

Both the AP7583AQ and AP7583Q devices are available in fixed output voltage versions (3.3V and 5V) as well as adjustable output versions. They support a broad input voltage range spanning from 3V to 42V. This, coupled with their low dropout voltage, equips these Low Drop-Out Regulators (LDOs) to handle challenging situations such as cold-cranking and load dump scenarios.

An additional noteworthy feature is their ultra-low quiescent current, which stands at a mere 3µA under light loads. This characteristic makes them exceptionally well-suited for powering "always-on" components like microcontroller units (MCUs) and CAN transceivers in standby systems.

Both the AP7583AQ and AP7583Q series hold AEC-Q100 Grade 1 qualification, are manufactured in IATF 16949 certified facilities, and support PPAP documentation. These LDO series are available in 6-pin W-DFN2020 packages, with the AP7583AQ series also offered in 8-pin MSOP and 4-pin TO252 package formats. In quantities of 1,000 pieces, the AP7583AQ series can be obtained at a price of $0.38, while the AP7583Q series is available at $0.35.

Low-Power 1.8V, 2.5Gbps, Two Data Lane ReDriver from Diodes Incorporated Supports MIPI D-PHY 1.2 Protocols

Diodes Incorporated (Diodes) (Nasdaq: DIOD) releases a low-power, high-performance MIPI® D-PHY 1.2 compliant signal ReDriver™. The PI2MEQX2503 regenerates signals transmitted at data rates up to 2.5Gbps from cameras to displays in various applications, including laptops, tablets, mobile phones, Internet-of-Things (IoT) devices, commercial displays, augmented reality headsets, drones, and robots.

Featuring a dual-data-lane equalizer and a single clock lane, the PI2MEQX2503 compensates for PCB, connector, cable, and switching-related losses. This ReDriver enables optimum electrical performance from a CSI2 source to a DSI sink. It operates at up to 2.5Gbps to comply with the MIPI D-PHY 1.2 specification for camera images with increasing numbers of pixels.

The 120mW active-mode power consumption of the PI2MEQX2503 is more power efficient compared to a ReTimer. In addition, its low-power (5mW), ultra-low-power (2mW), and shutdown (0.2mW) modes of operation offer further power savings, helping to extend battery life. Other features like programmable receiver equalization, output swing, and pre-emphasis compensate for channel loss with low latency over longer-length traces while minimizing power consumption.

For added robustness, the PI2MEQX2503 supports a -40°C to +85°C operating temperature range for industrial applications. This space-saving ReDriver is provided in a very small X1QFN-24 (XEA24) package measuring only 2mm x 4mm.
